Synthèse par pyrolyse laser de nanocristaux de silicium

L'invention concerne la synthèse par pyrolyse laser de nanoparticules comportant du silicium. A cet effet : - on achemine, par un fluide de transport(He), un précurseur (SiH4) comportant le silicium, vers un réacteur de pyrolyse(REAC), - on applique, dans le réacteur, un rayonnement laser (LAS) de puissance contrôlée au mélange formé du fluide de transport et du précurseur, et - on récupère en sortie du réacteur des nanoparticules (nP) comportant du silicium. La durée d'impulsion laser effective est contrôlée par rapport à la période de tir laser. Typiquement, pour une puissance supérieure à 500 watts et une durée d'impulsion supérieure à 40% de la période de tir laser, on obtient des nanoparticules présentant un coeur sous forme cristalline de taille inférieure ou de l'ordre du nanomètre. La cadence peut être supérieure ou de l'ordre de 80 milligrammes par heure. Dans des conditions optimisées, une cadence record de supérieure à 740 milligrammes par heure a pu être obtenue.

 


Synthesis of silicon nanocrystals by laser pyrolysis

 The invention relates to the synthesis of silicon-containing nanoparticles by laser pyrolysis. For this purpose: a precursor (SiH4) containing the element silicon is conveyed, by a transuport fluid (He), into a pyrolysis reactor(REAC); laser radiation (LAS) is applied, in the reactor, to a mixture that the transuport fluid and the precursor form; and silicon-containing nanoparticles (nP) are recovered at the exit of the reactor. In particular, the power of the laser radiation is controlled. Furthermore, the effective pulse duration is controlled within a laser firing period. Typically, for a power greater than 500 watts and a pulse duration greater than 40% of a laser firing period, nanoparticles having a crystalline structure with a size of less than or of the order of one nanometre are obtained at a rate greater than or of the order of 80 milligrams per hour. Under optimum conditions, a record rate of greater than 740 milligrams per hour was able to be obtained

La présente invention concerne un transistor à effet de champ flexible à base de nanotubes et son procédé de fabrication. Selon l'invention, Le transistor (1 ) à effet de champ comporte deux électrodes (3, 4, 5) de contact (drain et source), une zone de conduction électrique connectée aux électrodes de contact comportant plusieurs nanotubes de carbone mono-paroi (13) alignés, une électrode de grille (6, 7) pour le contrôle du courant électrique circulant dans la zone de conduction et un substrat flexible (2) sur lequel sont déposées les électrodes de contact et de grille (3, 4, 5, 6, 7). La densité de nanotubes dans la zone de conduction est supérieure à 10 nanotubes par micron.

The field-effect transistor of the invention includes at least two resupectively drain and source contact electrodes (3, 4, 5), an electric conduction area connected to the contact electrodes, said area including a plurality of substantially aligned single-wall carbon nanotubes (13), a gate electrode (6, 7) for controlling the electric current flowing in said area and a flexible substrate (2) on which the contact and grid electrodes (3, 4, 5, 6, 7) are deposited. The density of the nanotubes in the conduction area is strictly higher than 10 nanotubes per micron.

The invention relates to a flexible field-effect transistor with nanotubes, and to a method for making the same. The field-effect transistor of the invention includes at least two resupectively drain and source contact electrodes (3, 4, 5), an electric conduction area connected to the contact electrodes, said area including a plurality of substantially aligned single-wall carbon nanotubes (13), a gate electrode (6, 7) for controlling the electric current flowing in said area and a flexible substrate (2) on which the contact and grid electrodes (3, 4, 5, 6, 7) are deposited. The density of the nanotubes in the conduction area is strictly higher than 10 nanotubes per micron.
