Silicon carbide is one of the most promising candidates for electronic and optical power devices. To understand the growth of thin metal films and the properties of contacts on SiC surfaces, it is necessary to study the metal/semiconductor interaction on well controlled surfaces from the initial stages. Indeed, in the case of Schottky Barrier for example, the interfacial electronic properties strongly depend on the initial surface condition, the interfacial structure and the composition of reacted layers. In this view, high-resolution medium energy ion scattering (MEIS) with an atomic layer resolution is one of the most powerful tools to determine the atomic configuration and depth profiles near the surface region, whereas Photoemission Spectroscopy using synchrotron radiation (SR-PES) gives deeper insight into the electronic properties of the surface.
We present our study on the initial growth process of Ni on well-defined hexagonal silicon carbide surfaces (6H-SiC(000-1) (2×2)-Si and (3×3)-C surfaces). Using MEIS and SR-PES. We determine the atomic structure and electronic properties of both clean and Ni-adsorbed surfaces.
