Le stage consistera en l'étude de la possibilité d'augmenter la gamme d'applications de Ga2O3 utilisant une couche ferroélectrique de HfO2. La structure chimique et électronique de l'interface sera étudiée en XPS et en PEEM pour l'imagerie des domaines frroélectriques.
The internship will be a preliminary study of the possibility to increase the range of Ga2O3 based devices using ferroelectric HfO2. It will studying the chemical and electronic structure of the interface using XPS and PEEM to image the ferroelectric domains.
Sujet détaillé/Full description
Le Ga2O3 fait partie de la famille de semi-conducteurs à très grande bande interdite avec des performances potentiellement sans équivalent pour l’électronique de puissance grâce à un champ d’écroulement pouvant atteindre 8-12 MV/cm. La grande bande interdite permet le fonctionnement à haute tension et à températures élevées, rendant le Ga2O3 idéal pour des applications pour l’électronique de puissance dans des environnements hostiles ou exigeants.
Malheureusement, le Ga2O3 ne peut pas être dopé type p. En conséquence, on ne peut réaliser que des dispositifs unipolaires. L’absence d’un dopage de type p, à cause d’une tendance d’auto-piégeage des trous [Varley2012] signifie que l’on ne peut pas réaliser des jonctions p-n et que des MOSFETs en mode d’enrichissement avec des applications pour des interrupteurs de puissance ne sont pas possibles.
Le stage consistera en une étude préliminaire de la possibilité d’augmenter la gamme de dispositifs à base de Ga2O3 par l’introduction d’une couche fonctionnelle à l’empilement. La ferroélectricité fournit une telle fonctionnalité avec deux états fondamentaux équivalents de polarisation électrique opposée, commutables sous un champ électrique externe. L’insertion d’une couche mince ferroélectrique, par définition isolante, entre l’électrode de Schottky et la couche de Ga2O3 dans un diode à barrière de Schottky (SBD) ou entre la grille et le canal dans un MOSFET à puissance fournirait deux états conducteurs.
Dans un SBD, la couche ferroélectrique limiterait les courants de fuite et le bias interne pourrait ajuster la tension de fonctionnement, réduisant la consommation d’énergie. Dans un MOSFET à base de Ga2O3, l’insertion d’une couche ferroélectrique entre la grille métallique et le canal pourrait décaler le mode de fonctionnement du transistor vers l’enrichissement, c’est-à-dire à VGS = 0 le canal serait bloquant.
La nature robuste de la polarisation ferroélectrique et l’ajout d’un voltage interne dans l’empilement, pourraient alors étendre les modes de fonctionnement des dispositifs à deux et à trois terminaux.
Le stage étudiera la structure chimique et électronique de l’interface entre le HfO2 ferroélectrique [Böschke2011] et une couche de Ga2O3 dopé type n, avec la spectroscopie des photoélectrons stimulés par les rayons X (XPS) et la microscopie d’électrons en photoémission (PEEM) pour imager les domaines ferroélectriques [Copie2017] dans le HfO2.
Ce stage fait partie d’une collaboration entre le laboratoire de recherche de l’armée de l’air à Dayton, Ohio (USA) qui fournira les échantillons.

Ferroelectric-Ga2O3 interface for power electronics
Ga2O3 belongs to the family of ultra wide band gap semiconductors with potentially unrivalled performance in power electronics thanks to breakdown fields EBD up to 8-12 MV/cm. The high band gap allows operation at high voltages and elevated temperatures, making Ga2O3 ideally suited for power electronics applications in hostile or demanding environments.
Unfortunately, Ga2O3 cannot be readily p-doped. As a result, it can only be used to make unipolar devices. The absence of p doping, due to the tendency of hole self-trapping [Varley2012] means that Ga2O3 based p-n junctions do not exist and MOSFETs in enhancement mode with possible power switch applications are not possible.
The internship will be a preliminary study of the possibility to increase the range of Ga2O3 based devices by introducing an additional functional layer to the device stack. Ferroelectricity provides such a functionality with two equivalent ground states of opposite macroscopic electric polarization, switchable under an applied field. Insertion of a thin FE layer, by definition highly insulating, between the Schottky electrode and the Ga2O3 layer in a SBD or between the gate and the channel in a power MOSFET would provide two conducting states.

In a SBD the FE layer would limit leakage current and the internal bias of the FE could tune the operating voltage, reducing power consumption for mobile devices. In Ga2O3 MOSFETs the insertion of a FE layer between the metal gate and the channel could shift the transistor operating mode to enhancement, i.e. at VGS = 0 the channel would become non-conducting.
The robust nature of the FE polarization and hence the additional internal voltage in the gate stack, could therefore extend the operating modes of both two and three terminal devices.
The internship will consist of studying the chemical and electronic structure of the interface between ferroelectric HfO2[Böschke2011] grown on doped Ga2O3 using X-photoemission spectroscopy (XPS) and photoemission electron microscopy (PEEM) to image the ferroelectric domains in HfO2 [Copie2017].
This work is part of an ongoing collaboration with the Air Force Reseach laboratory in Dayton, Ohio (USA) who will supply the samples.
